A third harmonic 0.53-0.54 THz VCO radiating source in 28nm CMOS

Abstract

In this paper we present a third harmonic 0.530.54THz radiating source in 28 nm CMOS. The fundamental Voltage Control Oscillator (VCO) is designed around 178 GHz and the nonlinearity of the transistor gm is used to generate third harmonic current that feeds the antenna loop. The loop excites the silicon die which radiates as a dielectric resonator antenna (DRA). An analysis of the impact of the load of the negative resistance is show in this article. The lens less harmonic radiator achieves an EIRP of -10 dBm and maximum radiated power of -18 dBm with a RF/DC efficiency of 0.13%. The radiator has a footprint of only 0.0625.
